Photon-trapping array for enhanced midwave infrared photoresponse

Photonic structures have been attracting great attention as they the ability to manipulate photoresponse. Here, we report a hole array for effective photon trapping, therefore facilitating optoelectrical conversion of midwave infrared photodetector. The integrated device consists an InAsSb-based heterojunction photodiode and embedded symmetric penetrating through top wide bandgap layers into absorption region, which enables lower dark current, better broadband absorption, improved polarization-independent photoresponse enhancements 26% 170% are achieved in 2-5 µm range under zero power supply at temperatures from 293 K 78 K. Combined with effect slightly decreasing bulk current density, zero-bias detectivity is increased by 29% room temperature without sacrificing response speed, where enhanced increases 2.09 × 109 Jones. This proposed approach provides new strategy boost photodetectors, thereby robust photodetection widespread applications.
